[Answer] If designer enable diagnosis function. EZ-BIST diagnosis data will generate and output from TDO port to ATE equipment. Testing engineer can collect TDO data after capture_DIAG_DR and then analysis the output data.
iSTART also provide a PC tool for customer analyzing the diagnosis content. To use PC’s diagnosis tool, in BFL stage, user should assign “diagnosis_width_info” to yes. During ATE testing, testing engineer collect the TDO output and save as *.diagdata file. Using diagnosis tool to analysis *.diagdata, it will have diagnosis report as following figure.
